Study on diluted magnetic semiconductor Cr-doped CdS nanostructures and magnetic properties

Abstract:

In response to the widespread application of dilute magnetic semiconductor nanomaterials in electronic components,semiconductor chips,integrated circuits,and other fields,based on solvent thermal method,a dilute magnetic semiconductor with room temperature ferromagnetic Cr-doped CdS nanostructures was synthesized by solvothermal method using CdO,S powder,hexahydrate chromium chloride(CrCl3·6H2O) as raw materials,ethanolamine,and ethylenediamine as organic solvents at 180 ℃.The crystal structure,morphology,optical properties,and magnetic properties of the samples were detected using X-ray diffraction(XRD),transmission electron microscopy(TEM),electron energy scattering spectroscopy(EDS),ultraviolet visible absorption spectroscopy(UV-Vis),and superconducting magnet vibration sample magnetometer(VSM).The results indicated that Cr-doped CdS nanostructures had a wurtzite structure,and the average particle size of Cd1-x Cr x S(x=3.94%) nanoparticles with regular morphology in the range of 30~40 nm.The synthetic product,composed of Cr,Cd,and S,was observed,the highest content of Cr-doped CdS nanoparticles was 7.16%(Cr atomic).At room temperature,Cr-doped CdS produced enhanced ferromagnetism,while undoped CdS produced weak ferromagnetism.The saturation magnetization Ms of the Cd1-x Cr x S(x=3.94%) nanoparticles was 9.258×10-6 A·m2/g,and the coercivity of Hc was 73.25 Oe(1 Oe=103/4π A/m).The ferromagnetic origin of Cr-doped CdS was related to the structural defects generated by Cr doping in the CdS lattice.The ferromagnetic origin of Cr-doped CdS was related to the structural defects generated by Cr doping in the CdS lattice,the origin of Cr-doped CdS ferromagnetism was attributed to the double exchange mechanism.
