摘要/Abstract

摘要： 电子级硫酸广泛应用于大规模集成电路（IC）、半导体等微电子工业，用作清洗和蚀刻剂。随着中国微电子工业的高速发展，电子级硫酸的需求量日益增加，电子级硫酸有着良好的应用前景。介绍了电子级硫酸的质量标准、生产工艺、检测手段、应用、包装技术，重点介绍了近年来电子级硫酸制备技术的改进，并对电子级硫酸的发展前景进行了展望。

关键词: 电子级硫酸, 质量标准, 制备工艺, 检测

Abstract: Electronic-grade sulphuric acid is widely used in large scale integrated circuit（IC），semiconductor，and other mi- croelectronics industries，for cleaning and etching agents.With the rapid development of microelectronics industry in China，demand for electronic-grade sulphuric acid is growing and it has a very good prospect.Quality standards，preparation technology，detecting methods，applications，and packaging technology of electronic-grade sulphuric acid were reviewed，and the improvements of preparation technology in recent years were introduced in detail.Finally，the future development of electronic-grade sulphuric acid was prospected.
